Abstract:
ฟิล์มบางไทเทเนียมโครเมียมไนไตรด์ (TiCrN) เคลือบด้วยวิธีรีแอกทีฟดีซีแมกนีตรอนโคสปัตเตอริงบน
กระจกสไลด์และแผ่นซิลิกอน เพื่อศึกษาผลของอัตราไหลแก๊สไนโตรเจนและกระแสสปัตเตอริงเป้าโครเมียม
ต่อโครงสร้างของฟิล์มที่เคลือบได้ โดย โครงสร้างผลึก โครงสร้างจุลภาค ลักษณะพื้นผิว ความหนา
ความหยาบผิว และองค์ประกอบธาตุ ศึกษาด้วยเทคนิค XRD, FE-SEM, AFM และ EDX ตามลาดับ
ผลการศึกษาพบว่าฟิล์มที่เคลือบได้เป็นสารละลายของแข็งของ (Ti,Cr)N โดยโครงสร้างของฟิล์มเปลี่ยน
ตามอัตราไหลแก๊สไนโตรเจนและกระแสสปัตเตอริงเป้าโครเมียม (1) กรณีแปรค่าอัตราไหลแก๊สไนโตรเจน
ขนาดผลึกของฟิล์มมีค่าในช่วง 33.5 nm - 59.8 nm และค่าคงที่แลตทิซมีค่าในช่วง 4.164 Å - 4.196 Å
ส่วนความหนามีค่าลดลง จาก 767 nm เป็น 483 nm ขณะที่ความหยาบผิวมีค่าเพิ่มขึ้นจาก 1.4 nm เป็น
6.3 nm เมื่อเพิ่มอัตราไหลแก๊สไนโตรเจน สาหรับการวิเคราะห์ภาคตัดขวางแสดงพบว่าฟิล์มที่เคลือบได้มี
โครงสร้างแบบคอลัมนาร์และมีลักษณะแน่นมากขึ้นตามอัตราไหลแก๊สไนโตรเจน องค์ประกอบธาตุในฟิล์ม
แปรค่าตามอัตราไหลแก๊สไนโตรเจน และ (2) กรณีแปรค่ากระแสสปัตเตอริงเป้าโครเมียม ขนาดผลึกและ
ค่าคงที่แลตทิซมีค่าในช่วง 28.4 nm – 47.9 nm และ 4.145 Å - 4.194 Å ตามลาดับ ส่วนความหนา
และความหยาบผิวมีค่าเพิ่มขึ้นจาก 483 nm เป็น 1263 nm และ 3.1 nm เป็น 7.2 nm ตามลาดับ
เมื่อค่ากระแสสปัตเตอริงเป้าโครเมียมเพิ่มขึ้น ฟิล์มมีโครงสร้างแบบคอมลัมนาร์ โดยองค์ประกอบธาตุใน
ฟิล์มแปรค่าตามกระแสสปัตเตอริงเป้าโครเมียม
Titanium chromium nitride (TiCrN) thin films were deposited by reactive DC magnetron
co-sputtering method on glass slide and silicon. The effect of the N2 gas flow rate and
the chromium sputtering current on the as-dpeosited films’ structure was investigated.
The crystal structure, microstructure, surface morphology, thickness, roughness and
elemental composition were characterized by XRD, FE-SEM, AFM and EDX technique,
respectively. The results showed that the as-deposited films were (Ti,Cr)N solid solution.
The structure of the as-deposited films varied with the N2 gas flow rate and the chromium
sputtering current. (1) In case of varied N2 gas flow rate, the crystal size was in range of
33.5 nm - 59.8 nm, the lattice constant was in range of 4.164 Å - 4.196 Å. The thickness
decreased from 767 nm to 483 nm, while the roughness increased from 1.4 nm to 6.3 nm,
with increasing of N2 gas flow rate. The cross section analysis showed compact columnar
and dense morphology as increasing of N2 gas flow rate. The elemental composition of
the as-deposited films varied with the N2 gas flow rate. (2) In case of varied Cr sputtering
current, the crystal size and the lattice constant was in range of 28.4 nm – 47.9 nm and
4.145 Å - 4.194 Å, respectively. The thickness decreased and roughness increased from
483 nm to 1263 nm and 3.1 nm to 7.2 nm, respectively, with increasing of Cr sputtering
current. The as-deposited film showed compact columnar. The elemental composition of
the as-deposited films varied with Cr sputtering current.
